Semiconductor manufacturer Infineon Technologies has introduced a new 1300 V silicon carbide module that is suitable for continuous operation at temperatures of up to 400°F. Previous designs are typically designed for up to 350°F. This allows existing inverter designs to achieve higher peak and continuous power or reduce system complexity and costs in new platforms.

Compared to existing designs, the increased operating temperature enables an output current that is up to 15 percent higher and therefore a higher power density of the inverter. As the size, design and connections of the module remain identical, it can be integrated into existing platforms and thus enables performance increases without expensive and lengthy new developments. The market launch of new inverters is accelerated, while proven manufacturing and qualification processes are retained.

The extended temperature range can also help to significantly reduce the demands on the cooling system. The higher permissible junction temperature means that inverters can be designed with smaller or less complex cooling systems, which lowers system costs, reduces vehicle weight and improves overall energy efficiency.

Blocking Voltage of 1,300 V

In addition to the increased operating temperature, the new module is the first in the HybridPack Drive family with a reverse voltage of 1,300 V. This further improves the performance, efficiency and robustness of inverters even at battery voltages beyond 900 V. Infineon also intends to extend the operating capability up to 400°F to its existing portfolio of 1200 V SiC modules within the product family.

The FS01M9R13A7MA2B device is the first product within Infineon's HybridPack Drive SiC module portfolio with an operating temperature of 400°F and is already available on the market. (se)
